TEMPERATURE DEPENDENCE OF SHUBNIKOV-DE HAAS OSCILLATIONS IN AN InAs-GaSb QUANTUM WELL.
Abstract
We report the temperature dependence of the Shubnikov-de Haas oscillations from 2-D electrons and holes in InAs-GaSb heterostructures. The magnetoresistance peaks from the electrons are narrow, and they depend only weakly on temperature. In addition, extra peaks are observed which can be distinguished by their widths. The broader oscillations resulting from the presence of holes decrease rapidly with temperature according to exp( minus DELTA /T) where DELTA approximately equals 0. 2K.
