Nonlinear behavior of magnetoconductance in two-dimensional electron gas
Abstract
Hot electron effect of the transverse magnetoconductance in Si MOSFET and GaAs/AlGaAs in Corbino geometry are investigated. The effect was measured in terms of differential conductance in the presence of DC bias. It is shown that the SdH oscillations undergo unusual changes due to electron heating. As DC bias increases, the SdH oscillations in differential conductance reverses the phase between magnetic levels. For constant carrier concentration, the phase reversal occurs first at low DC bias. As the dc bias increases, more phase reversal occurs at higher magnetic field. The data reminisces the interlevel electronic specific heat expected between magnetic levels and will be discussed in the light of hot electron delocalization of localized state and interlevel electronic excitation in this regime. © 1986.
