PHONON SCATTERING IN HETEROLAYER TRANSPORT.
Abstract
The role of phonon scattering in mobility and in the hot-electron phenomenon is described, in particular for a GaAs heterolayer, and the strength of the 'hot phonon' effect is estimated. Coulomb coupling of the phonon scattering in neighboring heterolayers, in particular GaSb/InAs, is discussed.
