Paramagnetic-resonance studies of S, Se, and Te donor impurities in GaP

Abstract

Resonances of electrons at neutral S, Se, and Te donors have been observed in GaP at 77°K. Within experimental error, the g values of the resonances are all in the range 1.9976±0.0008. Each resonance consisted of a single broad line, 45 to 60 G wide and Lorentzian in shape. The results are discussed in terms of the effective-mass theory of Kohn and Luttinger. © 1967 The American Physical Society.
