Evidence against low-field impact ionization in GaAs
Abstract
A fast-pulse experiment, to detect impact ionization in GaAs in the 4 to 10 kV/cm field range, is described. Within the time resolution limits of the experiment, no ionization was observed large enough to support a suggested explanation of the difference between the theoretical and measured current-vol-tage characteristic of this material. © 1967.
