AC characterization of top-gated carbon nanotube field effect transistors
Abstract
Recent progress in engineering carbon nanotube field-effect transistors (CNFETs) has resulted in CNFETs with excellent DC characteristics [1,2]. However, despite the tremendous interest in these devices for circuit applications, there has been no AC characterization of CNFETs at frequencies in excess of a few hundred Hertz [3]. This paper presents the first demonstration of CNFET operation at frequencies as high as 100 MHz.
