Monolithically integrated InP-on-Si microdisk lasers with room-temperature operation

Abstract

We present the first monolithic integration of InP microdisk room-temperature lasers on silicon by template-assisted-selective-epitaxy and compare their performance with previously demonstrated GaAs microdisk lasers. InP allows for future integration of QWs for the NIR.
